Abstract
Monte Carlo (MC) simulation has been used as a validation tool for a hydrodynamical model of hot carrier transport in semiconductors based upon the maximum entropy closure and originally introduced by Anile and coworkers. The Monte Carlo code has been internally checked via its application to the problem of the hot electron propagation in a n(+) nn(+) Si ballistic diode, modeling a MOSFET channel, requiring the simultaneous and self-consisting solution of the field and Boltzmann equations.File in questo prodotto:
